Process & filtration objectives
Lithography filtration addresses particles, gels and formulation stability together. Photoresist, thinner, developer and cleaning solvent perform different jobs. Sharing a production line does not make their filter material requirements interchangeable.
For resist delivery, adsorption, wetting, hold-up and bubbles can matter as much as particles. Connect filtration assessment to dispensing and film inspection so any change in the material remains traceable through the process.
Typical process pathway
- 01
Material receipt
Retain packaging, batch and storage records, and establish particle and formulation baselines before use.
- 02
Supply preparation
Include wetting and displacement fluids in compatibility assessment; record the transition from first discharge to stability.
- 03
Resist dispensing
Consider intermittent flow, pressure loss, venting and hold-up rather than comparing continuous water flow alone.
- 04
Changeover qualification
Inspect particles, bubbles and coating behavior after replacement, separating startup results from steady operation.
This is a typical task pathway. Confirm sequence, equipment and operating conditions for the project.
Filtration points & selection rationale
| Process point | Filtration task | Selection rationale |
|---|---|---|
| Resist transfer | Manage gels and oversized particles | Assess membrane interactions and adsorption of important formulation components. |
| Thinner and cleaning fluid | Control particles introduced with solvent | Review every wetted material and residual displacement fluid. |
| Tool inlet | Support consistent delivery | Consider flow pulses, venting paths and clean connector assembly. |
Verification & operating records
| Evaluation item | Recording & comparison |
|---|---|
| Formulation retention | Compare concentration or relevant material properties before and after filtration, including startup and steady samples. |
| Particles and bubbles | Use a method suitable for the liquid; bubbles can interfere with particle measurements. |
| Film observations | Relate thickness uniformity and defect locations to batch, filter age and delivery conditions. |
Application questions
Are nylon, PTFE and UPE interchangeable?
No. Wetting, adsorption and structural materials differ. A membrane name or similar rating does not establish equivalent performance.
Why examine startup separately?
Residual gas, wetting and fluid displacement are still changing. Early samples may not represent the filter under stable operating conditions.
